چکیده | ||
در این مقاله یک آشکارساز مبتنی بر پدیده شکست بهمنی (SACM APD InGaAs/Si) برای آشکارساز نور در طول موج 1550 نانومتر ارائه گردیده است. این آشکارساز با ساختاری ساده، از حیث لایهها تعریف و کمیتهای اصلی آشکارسازی آن همانند جریان تاریک، جریان تابش، بهره و پاسخدهی، بهینه شده است. وجه برتری و تمایز این آشکارساز این است که ولتاژ بایاس آن کمتر از مدلهای موجود در مراجع معرفی شده میباشد و کمیتهای آشکارسازی آن نیز، قابل رقابت با آنها میباشد. این ولتاژ بایاس حداقل 41 % از دیگر مراجع تطبیقی در شرایط مشابه کمتر است. در شاخص(0.9Vbr) ، جریان تابش Aμ 8.3 و جریان تاریک 4.9nA حاصل گشته است. در ولتاژ بایاس 25 ولت جریان تابش Aμ 51 و جریان تاریک 21 نسبت به فوتودیود مشابه افزایش مییابد. از این آشکارساز برای کاربریهای خاصی که نیاز به جریان تاریک بسیار پایین دارند نیز، میتوان بهره برداری نمود. | ||
